电极输入参量对电负性NF3等离子体电子密度的影响

INFLUENCE OF THE ELECTRODES INPUT PARAMETERS ON THE ELECTRON DENSITY OF NF3 PLASMA

  • 摘要: 使用微波共振探针对电负性NF3容性耦合等离子体的电子密度进行测量,获得在NF3等离子体容性耦合放电状态下随上下电极功率的变化规律及电子密度的重要影响因素。实验中改变上电极和下电极功率和频率,使用微波共振探针测量NF3容性耦合等离子在1 Pa和5 Pa时的电子密度,获得电负性NF3等离子体电子密度的变化规律,了解主电源和次电源的功率和频率对其影响。结果表明,在强电负性的NF3等离子体中,次功率电源输入功率的提高以及射频频率的变化对电子密度影响甚微,主功率电源输入功率的改变对NF3等离子体密度变化起决定性作用。

     

    Abstract: The measurement on the electron density of NF3 capacitively coupled by the microwave resonance probe,to get the change rules of NF3 plasma with the power of electrodes.To measure the density of the NF3 capacitively coupled plasma by microwave resonace probe through change the power and frequency of top and lower electrode when the pressure is 1 Pa or 5 Pa,so that to get the rule of the electron density of the electronegative NF3 plasma,and know the influence on the power and frequency of the main power and the minor power.The result shows that,in high electronegativity NF3 plasma,the increase of the input power and frequency of the minor power sources has little effect on the change of electron density,while the change of input power of main power supply is decisive.
